Investigation of resonance tunneling in sawtooth triple triangle barrier structure

Abstract (EN)

The resonant tunneling properties of the sawtooth triple triangle barrier structure were investigated. The changes in the probability of electrons passing through the structure depending on the structure parameters were obtained by using the transfer matrix method. The location of energy levels in triple barrier double quantum well structures varies depending on the structure parameters. The location of the energy levels through which all of the electrons can pass through the structure, that is, the dependence on the shape of the resonant energies potential (well and barrier widths, barrier height) through which it makes resonant tunneling has been investigated. In addition, the probability of electrons passing through the structure under electrical bias was investigated. It shows that the resonance peak in the transmission coefficient is strongly dependent on the bias field and the structure parameters.
